要約(英語): Aluminum titanium oxide (AlTiO), an alloy of Al2O3 and TiO2 with physical properties between them, is a useful insulator. _x000D_ In this work, towards the threshold voltage control of AlGaN/GaN MIS devices, we fabricated and characterized the MIS devices with AlTiO gate insulators and gate-recess structures. _x000D_ As a result, we found a trend that the IS interface fixed charge density decreases with increase in the Ti composition, leading to positive shifts of the threshold voltage.
