要約(英語): This paper reports on a 3 axis force sensor probe which is composed of a probe and four supported beams. Piezo-resistors areformed on horizontal and vertical notch structures of the beams. The sensor is fabricated using a 50 μm-thick device Si layer ofan SOI (Silicon on Insulator) wafer. The size of the sensor chip is 2.5 μm × 4.0 mm × 0.3 mm (length × width × thickness). Weevaluated the responses of the fabricated sensor to 3 axis forces.
