要約(日本語): We present the fabrication of AlGaN/GaN-based curved cantilever structure by using Si wet etching processes. We found that the progressing direction of the Si etching under the GaN layer is limited due to the Si as well as GaN crystal directions. It is important to fabrication of AlGaN/GaN-based curved cantilever structure that the etching condition of Si(111) layer under the GaN interface is established.
