要約(日本語): A 59-GHz push-push VCO with 13.9-GHz tuning range for a full-band 60-GHz transceiver in 0.18-μm SiGe BiCMOS was developed. A proposed second-harmonic output technique, using a loop-ground transmission line (LG-TML) composed of λf0/2 signal lines (half wavelength of a fundamental frequency) and λ2f0/4 ground lines (quarter wavelength of a second harmonic frequency), contributes to achieving the wide tuning range of 13.9 GHz (26% to a center oscillation frequency), a high output power of +1.5 dBm, and a low phase noise of ?108 dBc/Hz at a 1-MHz offset. The VCO achieves a state-of-the-art figure of merit (FOMT) of ?189.6 dB with a frequency-tuning range taken into consideration.
